Abstract
This work presents simulation results on a three-terminal two-junction design enabling a monolithic GaNP/Si (2.0 eV/1.1 eV) tandem to achieve a practical efficiency of 32% under one-sun AM1.5G illumination. Transport parameters calculated with a fullband ensemble Monte Carlo simulator, and absorption spectrum calculated semi-empirically are used in Silvaco ATLAS to simulate full cell performance. The doping concentrations and layer thicknesses are the design variables.Keywords
